Research abstract

Sivananthan Laboratories, Inc. and the University of Illinois at Chicago (UIC) will collaborate to develop a Monte Carlo (MC) transport simulation and device modeling software package for optoelectronic devices based on III-V Type-II superlattice (T2SL) materials. UIC’s existing, research-grade, ensemble MC transport code is predictive of carrier transport in T2SL materials because it properly captures the physics of miniband electron and hole transport, Umklapp processes and material inhomogeneity. Direct comparison with experiment has validated its approach. In the proposed effort, we will further modify the MC transport simulation code by incorporating point defect scattering. We will use our experience in atomistic simulations of T2SL material growth to predict the structure of realistic inhomogeneity in T2SL materials, including it as a scattering source during transport. The MC transport code will be used to predict T2SL electronic properties that will then be used by a modified Technology Computer Aided Design (TCAD) software, AdaptUSim, to simulate T2SL-based devices.
