Research abstract

Our team is developing heteroepitaxy growth and laser fabrication processes for the monolithic integration of InP-based quantum cascade laser (QCL) structures onto silicon substrates. The main goal for this program is to bring quality of QCL-on-Si epi-material to the level comparable to that for traditional QCL structures grown on InP substrates. Namely, fully optimized QCLs-on-Si will deliver over 5W of CW power in a nearly diffraction limited beam (M2 < 1.5) with 25% wallplug efficiency. These devices will find immediate applications in ultra-compact electro-optical infrared platforms addressing various DoD needs.
